چکیده

Interaction between 5 lm thick copper and 50 nm thin titanium films was investigated as a function of annealing temperature and time using MeV He Rutherford backscattering, X-ray diffraction and dynamic Secondary Ion Mass Spectrometry. Samples were made by depositing 10 nm of titanium on a PECVD silicon oxynitride, followed by 50 nm of titanium nitride and 50 nm of titanium in the said order. In the same system 100 nm of copper were subsequently sputtered; finally 5 lm of copper were grown by electroplating. This complex structure was chosen in order to investigate the possibility of using copper interconnects also in power devices. To investigate the composition and growth of Ti–Cu compound on the buried interface, it was necessary to develop a special procedure. The results of the investigation show the formation of a laterally non-uniform layer of TiCu4, which is presumably preceded by the formation of CuTi. The growth of the compound is kinetically controlled by means of a diffusion coefficient having 1.7 eV activation energy and a 5 · 10 2 cm/s pre-exponential factor. The formation of a titanium–copper compound ensures a reliable and low resistance electrical contact especially at the vias. The Ti/TiN/Ti acts efficiently as a sacrificial and inert diffusion barrier. No copper was detected on the silicon oxynitride surface even after a 20-min 500 C heat treatment. 2004 Published by Elsevier B.V. PACS: 68.35.Fx; 6630.Xj; 68.55.Nq

Atomic Simulation of Temperature Effect on the Mechanical Properties of Thin Films

The molecular dynamic technique was used to simulate the nano-indentation test on the thin films of silver, titanium, aluminum and copper which were coated on the silicone substrate. The mechanical properties of the selected thin films were studied in terms of the temperature. The temperature was changed from 193 K to 793 K with an increment of 100 K. To investigate the effect of temperature on...

Secondary Electron Yield of a Thin Film Coating on the Aps Rf Cavity Tuners

A thin film coating of titanium nitride was applied to the surface of rf cavity tuners to reduce secondary electron generated when the existing copper base material is in place. The tuners are used in high-field gradients, where electron heating of the tuner is a problem. By reducing the generation of electrons the temperature of the tuners will be reduced, for better reliability. This paper co...

Titanium monoxide ultra-thin coatings evaporated onto polycrystalline copper films

We evaporated polycrystalline copper thin films of thickness between 10 and 100nm on silicon substrates with their native oxide under ultra-high-vacuum conditions. Some of them were exposed to air for a period ranging from 1 day to 2 weeks. X-ray photoelectron spectroscopy (XPS) revealed a clean copper surface with a trace of oxygen. These films that were exposed to air presented oxides in the ...

Finite element modeling of nanoindentation to extract load-displacement characteristics of bulk materials and thin films

The finite element modeling (FEM) technique has been applied to study the loading-unloading characteristics, stress and strain fields of the bulk materials such as titanium, iron, copper and thin films of titanium and copper subjected to Berkovich nanoindentation process. The loading and unloading curves obtained from numerical simulation results are compared with the curves obtained earlier th...

Color tunable low cost transparent heat reflector using copper and titanium oxide for energy saving application

Multilayer coating structure comprising a copper (Cu) layer sandwiched between titanium dioxide (TiO2) were demonstrated as a transparent heat reflecting (THR) coating on glass for energy-saving window application. The main highlight is the utilization of Cu, a low-cost material, in-lieu of silver which is widely used in current commercial heat reflecting coating on glass. Color tunable transpa...
